About the Position
Renesas JP is seeking a Process Engineer to join our team in Nakatsu, Japan. We are dedicated to advancing technology in semiconductor back-end processes, particularly in next-generation packaging technologies such as Flip Chip, SiP, and more. Our focus areas include AI, high-performance computing (HPC), automotive, and IoT sectors, where high-density, high-reliability, and high-thermal dissipation packaging technologies are crucial.
In this role, you will be involved in cutting-edge technology development for high-density and high-thermal dissipation packages for AI/HPC, and high-reliability packages for automotive and IoT applications. This is an opportunity to contribute to the development of packaging technologies that underpin transformative technologies like AI and autonomous driving.
Responsibilities
- Develop and evaluate advanced packaging technologies such as FCCSP and FCBGA.
- Develop, improve, and optimize materials and processes for assembly stages (Molding, Strip Grinding, Ball mount, Mark, PKG saw).
- Support the launch and mass production transition of manufacturing lines.
- Engage in quality and yield improvement activities.
Requirements

MUST:
- Over 5 years of experience in semiconductor back-end process (assembly, packaging) technology development.
- Over 5 years of experience in technology development for any of the following processes: Molding, Strip Grinding, PKG saw.
- Practical experience in process improvement, quality control, and equipment introduction.
- Technical degree (mechanical, materials, electronics, chemistry, etc.).

WANT:
- Experience in developing packages for AI/HPC (high-reliability design).
- Experience in developing FCBGA/FCCSP/FCLGA packages.
- Experience in compliance with quality standards such as ISO/IATF.
